【 摘 要 】
Scalingproblemsandlimitationsofconventionalsilicontransistorshaveledthedesignerstoexploitnovelnano-technologies.Oneofthemostpromisingandfeasiblenano-technologiesisCNT(CarbonNanotube)basedtransistors.Inthispaper,ahigh-speedandenergy-efficientCNFET(CarbonNanotubeFieldEffectTransistor)basedFullAddercellisproposedfornanotechnology.Thisdesignissimulatedinvarioussupplyvoltages,frequenciesandloadcapacitorsusingHSPICEcircuitsimulator.SignificantimprovementisachievedintermsofspeedandPDP(Power-Delay-Product)incomparisonwithotherclassicalandstate-of-the-artCMOSandCNFET-baseddesigns,existingintheliterature.TheproposedFullAddercanalsodrivelargeloadcapacitanceandworksproperlyinlowsupplyvoltages.
