【 摘 要 】

Thesensingofaflamecanbeperformedbyusingwide-bandgapsemiconductors,whichofferahighsignal-to-noiseratiosincetheyonlyresponsetheultravioletemissionintheflame.Diamondisarobustsemiconductorwithawide-bandgapof5.5eV,exhibitinganintrinsicsolar-blindnessfordeep-ultraviolet(DUV)detection.Inthiswork,byusingasubmicronthickboron-dopeddiamondepilayergrownonatype-Ibdiamondsubstrate,aSchottkyphotodiodedevicestructure-basedflamesensorisdemonstrated.Thephotodiodeexhibitsextremelylowdarkcurrentinbothforwardandreversemodesduetotheholesdepletionintheepilayer.Thephotodiodehasaphotoconductivitygainlargerthan100andathresholdwavelengthof330nmintheforwardbiasmode.COandOHemissionbandswithwavelengthsshorterthan330nminaflamelightaredetectedataforwardvoltageof-10V.Analcohollampflameinthedistanceof250mmisdirectlydetectedwithoutafocusinglensofflamelight.
