【 摘 要 】
The application of a discrete pseudomorphic highelectron mobility transistor (p-HEMT) as a groundedswitch allows for the development of low cost phase shiftersand phase modulators operating in a Ku band. This fills thegap in the development of phase control devices comprisingp-i-n diodes and microwave monolithic integrated circuits(MMICs). This paper describes a discrete p-HEMTcharacterization and modeling in switching mode as well asthe development of a low-cost four-bit phase shifter anddirect quadrature phase shift keying (QPSK) modulator.The developed devices operate in a Ku band withparameters comparable to commercially available MMICcounterparts. Both of them are CMOS compatible andhave no power consumption. The parameters of the QPSKmodulator are very close to the requirements of availablestandards for satellite earth stations.
