【 摘 要 】
Design of Experiments (DOE) is a proven statistical qualitytool that identifies processing parameters, interactionsbetween processing parameters, and optimum parametersettings in manufacturing processes. When applied toprocess development of new electronic packagingtechnologies, e. g., Low Temperature Cofired Ceramics(LTCC) Laser Cavity Formation processes, the results ofDOE can characterize the output, optimize the throughput,and achieve consistent quality in a minimal number ofexperimental runs.This paper will show how JMp software was applied tooptimize the L TCC Laser Cavity formation process throughvarious statistical viewpoints (e.g., exploratory,nonparametric, parametric, and Bayesian). JMP's datavisualization features gave fresh clues to manufacturingprocess engineers about those active input factors thatinfluenced the key characteristics (cavity location andceramic tape peelofl). The statistical approachesdistinguish between the adive and inactive factors thatmay not be evident using only the singular methods.Significant factors consistently identified by all strategiestell the data analyst and manufacturing engineers whichfactors to control and compare with confirmation runs so
